Advanced Semiconductor Engineering (ASE) is slowing down the expansion of its copper wirebonding capacity due to low market visibility, according to a Chinese-language Economic Daily News (EDN) report. The chip packaging and testing house plans to install only 200-300 sets of copper wirebonders in the fourth quarter of 2010, the paper indicated, citing unnamed sources.
ASE already grew the number of its copper wirebonders to 3,000 sets in July, ahead of its original schedule, the company said at its last quarterly investors conference. Copper wirebonding process accounted for 12% of ASE's overall wirebonding revenues in July, compared to 8% in March. The proportion is expected to reach 15% at the end of the third quarter, according to the company.
ASE saw sales generated from copper wire bonding reach US$72 million in the second quarter, up 80% from US$40 million in the first.
ASE has budgeted up to US$700 million in capex for 2010. The company spent US$534 million in capex, including US$354 million for packaging and US$180 million for testing, in the first half of the year.
